Stacked die is anassembly technique where two or more die are stacked and bonded in a single package. This was originally developed as a method of putting two memory chips in a single package to double the memory density. Diestacking technology is also called threedimensional integrated circuits (3D ICs). The concept is to stack multiple layers of integrated circuits (ICs) vertically, and connect them together with vertical interconnections called throughsilicon vias (TSV).
